Self-powered flexible graphene thermistor device is successfully fabricated by modifying the graphene layers with ferroelectric polarization. Chemical vapor deposited graphene monolayer was transferred to the surface of a ferroelectric polymer poly[(vinylidenefluoride-co-trifluoroethylene)] P(VDF-TrFE) thin film. By utilizing alternating polarization charge, the graphene surface contains polarization induced hole-rich, intrinsic and electron-rich regions (p-i-n regions). The potential difference created in the graphene layer leads to the drift of the extra carriers created in the graphene monolayer with increasing temperature and gives rise to an exemplary self-powered or autonomous thermistor.
