▎ 摘 要
NOVELTY - The nanodevice has a substrate (3) made of a dielectric material. A graphene layer (1) arranged on the substrate includes two longitudinal ends electrically connected with a source contact (source1) and a drain contact (drain1). An electrically conducting layer (2) comprises a periodic grating structure with grating stripes extending in transversal direction. A dielectric layer (4) is arranged between the graphene layer and the conducting layer. The dielectric layer is made of several monolayers of boron nitride. USE - Nanodevice for generating electromagnetic radiation in terahertz frequency range. ADVANTAGE - The whole terahertz gap which is based on a simple device design can be covered for producing small and inexpensive nanodevices capable of emitting terahertz radiation with high power densities.
