NOVELTY - A laminated parallel solar cell comprises a single-layer graphene, where the single-layer graphene is used to connect a double-junction or multi-junction III-V solar cell in parallel. USE - Laminated parallel solar cell. ADVANTAGE - The laminated parallel solar cell simplifies the preparation technique, avoids the efficiency loss caused by the current mismatch caused by the traditional lattice-matched stacked series battery, increases the open circuit voltage, avoids the bonding technology adopted by traditional III-V laminated cells to avoid lattice mismatch. DETAILED DESCRIPTION - INDEPENDENT CLAIMS are also included for the following: (1) a gallium arsenide/gallium indium phosphide laminated parallel solar cell, comprising a gallium arsenide subcell, a single-layer graphene, and a gallium indium phosphide subcell in order from bottom to top (2) a method for preparing a solar cell, which involves growing a gallium arsenide sub-cell by an epitaxial growth method, setting a single-layer graphene layer on the gallium arsenide sub-cell by a transfer growth method, growing a gallium indium phosphide sub-cell on the graphene layer by an epitaxial growth method, and preparing a gallium arsenide sub-cell back electrode and gallium indium phosphide sub-cell positive electrode.
