NOVELTY - Thermal resistance reduction in electronic power devices, preferably in laser diodes, involves (a) deposition a stable aqueous suspension of graphene oxide, at a concentration of 1 mg/ml, to the electronic power device, preferably to a cooler of a semiconductor laser, and (b) drying the obtained layer at room temperature in air for a time of 1-10 hours. USE - The method is useful for the thermal resistance reduction in electronic power devices, preferably in laser diodes (claimed). ADVANTAGE - The method reduces the temperature of the active area by a few degrees (such as for a 880 nm laser diode with a 180 mu m active strip and a length of 3 mm when operating at a current of 2 A, the junction temperature is reduced by 6 degrees C, when operating at a current of 3 A by 9 degrees C), thus increasing the performance and lifetime of the laser diode.
