NOVELTY - The cell has a bottom-up portion that is followed by a back electrode (1), an n-type doped or p-doped indium phosphide (2), graphene (3), insulation medium layer (5) and grid electrode (6). The solar cell is equipped with a positive electrode. The positive electrode is arranged in graphene. The thickness of insulation medium layer is 1nm-100m. The frontage and electrode is one of or several of the composite electrode of gold, palladium, silver, titanium, copper, platinum, chromium, and aluminum. USE - Graphene/indium phosphide solar cell for regulating electric field. ADVANTAGE - The graphene/indium phosphide heterogeneous difference is changed so as to adjust the graphene/indium phosphide solar battery and photoelectric conversion efficiency.
