NOVELTY - Strongly polarized molecule (I) is new. USE - (I) is useful in strongly polarized molecule-graphene molecular heterojunction and single molecule field effect transistor for molecular switch and semiconductor chip (all claimed). DETAILED DESCRIPTION - Strongly polarized molecule of formula (I) is new. A = group having polarizability greater than 2 C.m2/V including e.g. styrene moiety of formula (II), 5,10-dithia-indeno(2,1-a)indene moiety of formula (III), thiophene moiety of formula (IV) and naphthalene moiety of formula (V); R1, R2 = H, halo, hydroxy, amino, cyano, nitro, carboxy, 1-12C alkyl, 1-12C alkoxy, halo-(1-12C)-alkyl, halo-(1-12C)-alkoxy, halogenated 1-12C alkoxy, hydroxy-(1-12C)-alkyl, hydroxy-(1-12C)-alkoxy or 1-12C alkylamino group; x, y = 0-3; n, m, o, p = less than or equal to 0-3; and z, t = 0-2. INDEPENDENT CLAIMS are also included for: (1) strongly polarized molecule-graphene molecular heterojunction, comprising strongly polarized molecule, where amide is covalently bonded to a gap of two-dimensional single-layer graphene having a nanogap, preferably, the two-dimensional single-layer graphene having nanogap is two-dimensional single-layer graphene having nanogap array; (2) single molecule field effect transistor comprising a substrate, a gate, a dielectric layer and strongly polarized molecule-graphene molecular heterojunction, where the dielectric layer is located at the gate and the strongly polarized molecule-graphene molecular heterojunction; (3) molecular switch comprising the single molecule field effect transistor; and (4) semiconductor chip comprising the single molecule field effect transistor.
