▎ 摘  要

NOVELTY - Hybrid modification of thermal conductive powder comprises performing pretreatment, dispersing silane coupling agent modified mixed liquid in thermal conductive powder to obtain primary modified thermal conductive powder, dispersing silane coupling agent modified mixed liquid in modified heat-conducting powder to obtain mixed modified heat-conducting powder. The silane coupling agent modified mixture comprises silane coupling agent, water and/or alcohol. The pretreatment is drying heat conductive powder. The drying is continuous vacuum drying. USE - The method is used for hybrid modification of thermal conductive powder for thermal interface material (claimed). ADVANTAGE - The method makes maximum use of hydroxyl on the surface of thermal conductive powder and grafts same or different coupling agents, increases water contact angle of powder, has unified improvement of process and function, hydrophobicity and lipophilicity, improves mechanical properties, fluidity, wettability and dispersion with resin matrix, reduces viscosity and is conducive to terminal application of thermal interface materials.
