NOVELTY - Unit comprises voltage regulation magnetic anisotropy magnetic tunnel junction (11) and superconducting nano-wire low temperature tube (12) which are arranged in series or in parallel. The voltage regulation and control magnetic anisotropy magnetic tunnel junction comprises reference layer, barrier layer and free layer overlapped in sequence, where magnetization direction of reference layer is fixed, and magnetization direction of free layer is turned between P state parallel to magnetization direction of reference layer and AP state reverse parallel to magnetization direction of reference layer. The superconducting nano-wire low-temperature tube is three-terminal device comprises channel end, source end and drain end. A gate current is applied to channel end to control change of channel end resistance, so that superconducting nano-wire low temperature tube realizes logic switch with gating function. USE - Low temperature magnetic superconducting mixed storage unit for use in memory (claimed) e.g. spin transfer torque magnetic random access memory (STT-MRAM). ADVANTAGE - The read-write speed of the existing storage unit is improved, effectively reduce power consumption, and increase cell integration density, especially suitable for large-scale low-temperature storage field by combining the voltage control magnetic anisotropic magnetic tunnel junction and superconducting nano-wire low temperature tube to form storage unit. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for a low temperature magnetic superconducting mixed memory, which comprises multiple storage units, word lines, bit lines, and source lines, where storage units are arranged to form a memory array, storage units in each row are respectively connected to bit line and source line, and storage units in each column are connected to word line.
