▎ 摘 要
NOVELTY - The device has a first dopant-type first graphene based FET provided with a gate, a drain and a source. A second dopant-type second graphene based FET comprises a gate, a drain and a source. The gate of the first FET is coupled to the gate of the second FET and to an input signal with an alternating current (AC) signal component of a first frequency. The two FETs are combined to generate an output signal with a dominant AC signal of a frequency three times greater than the first frequency. The two FETs are formed by substitutional doping, charge transfer doping or electrostatic doping. USE - Graphene-based frequency tripler device for use as a frequency multiplier device (claimed) in an electronic circuit during signal generation in digital/analog communication application, terahertz radio astronomy application, and remote sensing application. ADVANTAGE - The device adopts electrostatic doping approach and ensures ambipolar behavior and switching properties of graphene so as to achieve frequency tripling in a compact two FET configuration, so that high conversion efficiency is ensured.
