▎ 摘  要

NOVELTY - A tandem solar cell comprises gallium arsenide based sub-cell, single layer graphene and gallium indium phosphide based sub-cell from bottom to top, where double-junction or multi-junction (III-V) solar cells are connected in series through the single-layer graphene. USE - Tandem solar cell. ADVANTAGE - The tandem solar cell avoids usage of tunnel junctions, reduces diffusion of heavy doping in tunnel junctions to upper and lower sub-cells, unnecessary absorption of light and extra consumption of electrons, is prepared in a simple manner at low cost, comprises graphene with better electrical conductivity and light transmission property and has improved efficiency. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is also included for a method for preparing the solar cell.
