NOVELTY - Biomemristor comprises an electrode layer, a memristive functional layer and a conductive layer sequentially, where the memristive functional layer is sequentially composed of a graphene oxide layer, an SF layer and a graphene oxide layer, and the crystallinity of the SF layer is 35-60%, the thickness of each GO layer is 15-25 nm, the thickness of the SF layer is 30-80 nm, and the thickness of the electrode layer is 200-300 nm and the electrode layer is an aluminum electrode layer or silver electrode layer. USE - The biomemristor is useful for multi-level storage. ADVANTAGE - The biological memristor for multi-level storage is simple and easy to operate, low cost, can effectively prepare the high performance biological Memristor with large switch ratio, good stability, and long data retention time, and can realize switching of resistance state in a scanning voltage period, and improves the storage density of the MEMristor device.
