NOVELTY - The detector has a zinc oxide single crystal substrate (1) whose upper surface is covered with a graphite film (2). A lower surface of the graphite film is provided with a titanium/gold electrode (3). The titanium/gold electrode is connected with the zinc oxide single crystal substrate. A silicon dioxide insulating layer (4) is arranged with a local position of the graphite film and the zinc oxide single crystal substrate. An upper part of the graphite film is connected with a silver electrode (5), where area of the silver electrode is lesser than that of the silicon dioxide insulating layer. USE - Graphene/zinc oxide single crystal substrate Schottky UV photoelectric detector. ADVANTAGE - The detector has strong light absorption ability, high responding degree and high operating reliability, and improves crystal quality of the zinc oxide single crystal substrate, and enhances optical and electrical characteristics.
