▎ 摘 要
NOVELTY - The detector comprising a substrate (1), a first metal electrode layer (2), a gallium oxide layer (3), a gallium oxide nano sheet and a single layer graphene. The nano sheet mixed layer, a single layer graphene and a second metal electrode layer (6) are connected with each other. The gallium oxide nano sheet and the single layer graphene nano sheet mixed layer are provided with a gallium oxide nano sheet and a single layer graphene. The nano sheet is filled in a gap of the adjacent gallium oxide nano sheet, where the single layer graphene, the gallium oxide nano sheet and the single layer graphene are fixed with each other and mixed layer volume ratio of the nano sheet is calculated about 1 % to 5 % and the gallium oxide nano sheet is single crystal -gallium oxide nano sheet. USE - Hetero-junction solar blind detector for use in military and civil fields e.g. missile guidance, space security communication, ozone layer cavity monitoring and flame detection. ADVANTAGE - The heterogeneous junction solar blind detector has high response degree, excellent performance of self-driving and low background noise. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for a method for preparing a heterogeneity solar blind detector.
