▎ 摘  要

NOVELTY - A saturable absorber device (22) comprises optical element; and saturable absorber material supported by optical element and having polarized ferroelectric material and graphene substrate, where graphene substrate is layered with ferroelectric material to form gate tunable graphene-ferroelectric hybrid saturable absorber (30). USE - As graphene-ferroelectric hybrid saturable absorber device useful in ultra-fast laser systems and novel types of plasmonics for infrared detection, single-photon quantum devices and ultrasensitive detectors; also useful for pulse shaping; in fiber lasers for optical signal processing, mode locking, Q-switching, optical pulse shaping, and optical switching. ADVANTAGE - The graphene-ferroelectric hybrid structure has realization of ultrafast, low power consumption and multi-wavelength operation saturable absorbers. The graphene-ferroelectric hybrid saturable absorber device exhibits optical switching operation by transmittance change accompanying saturable absorption by the graphene-ferroelectric hybrid saturable absorber material. DETAILED DESCRIPTION - INDEPENDENT CLAIMS are included for the following: (1) fiber laser comprising ring or linear laser cavity; and saturated absorber device arranged within the laser cavity; (2) forming saturable absorber device involving providing optical element; and supporting a saturable absorber material comprising ferroelectric material and graphene substrate with the optical element; and (3) fabricating the saturable absorber material involving depositing a layer of graphene on substrate by template-directed chemical vapor deposition (CVD); depositing a layer of ferroelectric material on graphene; removing the substrate via wet chemical etching; and doping the material after etching treatment, by applying electric field to obtain graphene-ferroelectric hybrid saturable absorber material.
