▎ 摘  要

NOVELTY - A black phosphorus-two dimensional material complex includes first and second two-dimensional material layers (421) and (422) each having a two-dimensional crystal structure and being configured to be coupled to each other by van der Waals force, and a black phosphorus sheet (430) between the first and second two-dimensional material layers and having a two-dimensional crystal structure in which multiple phosphorus atoms are covalently bonded. USE - Black phosphorus-two dimensional material complex used for electronic device (claimed) e.g. field-effect transistor or photo detector. ADVANTAGE - The black phosphorus has semiconductor characteristics and band gap energy of 0.3-1.5 eV depending on its thickness, high charge mobility of 1000 cm2/V, and high on/off current ratio of 104-105. The black phosphorus sheet has semiconductor characteristics, high charge mobility, and high on/off current ratio. DETAILED DESCRIPTION - INDEPENDENT CLAIMS are included for: (1) method for manufacturing the black phosphorus-two dimensional material complex, which involves: (a) forming first two-dimensional material layer having two-dimensional crystal structure, on substrate (410); (b) forming black phosphorus precursor film on the first two-dimensional material layer; (c) forming second two-dimensional material layer having two-dimensional crystal structure on the first two-dimensional material layer, where the second two-dimensional material layer covers the black phosphorus precursor film; and (d) applying heat and pressure to the black phosphorus precursor film to form a black phosphorus sheet having two-dimensional crystal structure in which multiple phosphorus atoms are covalently bonded; (2) method for manufacturing black phosphorus sheet, which involves: (a) providing black phosphorus precursor film between first and second two-dimensional material layers; and (b) applying heat and pressure to the black phosphorus precursor film to form black phosphorus sheet having two-dimensional crystal structure in which multiple phosphorus atoms are covalently bonded; and (3) an electronic device (400), which includes black phosphorus sheet having two-dimensional crystal structure in which multiple phosphorus atoms are covalently bonded, first two-dimensional material layer on an upper surface of the black phosphorus sheet and having two-dimensional crystal structure, first and second electrodes (441) and (442) respectively on both sides of the black phosphorus sheet, and a third electrode (450) above an upper portion of the first two-dimensional material layer.
