▎ 摘  要

NOVELTY - The device includes electrode portion (1), carbon quantum dot granule (2), graphene film (3), metal layer (4), and base portion (5). The metal level is fixed set up in one side of base portion. The graphene film set up in the metal layer is kept away from base portion one side. The electrode portion with carbon quantum dot granule is set up in graphene film and is kept away from metal level one side. The electrode portion includes two electrodes which are respectively set up in both ends of graphene film, and carbon quantum dot granule distributed in between two electrodes, such that two electrodes do not contact. USE - Flexible graphene-based photodetection device for use in military, chemical industry, and biological monitoring field. ADVANTAGE - The photoelectric detection device has enhanced response to the optical signal to be detected in the visible light wave band. The carbon quantum dot particle material is convenient, and the preparation method is simple, it can effectively reduce the cost of the photoelectric application device, at the same time, because the photodiode can detect optical signal of the wide band, and further reduces the use cost, namely, cost of photo-electromagnetic detection device of the application is low. The electric field in the curved graphene film is not uniformly distributed, due to the bending peak, the valley is curvature, so that the graphene film peak and the electric field intensity at the valley are stronger, and it can quickly separate more photo-generated electron hole pair, and thus, the sensitivity of application detector is higher.
