NOVELTY - A poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate/graphene/gallium arsenide structure solar cell comprises a back electrode (1), a gallium arsenide substrate (2), a graphene layer (3), a poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate hole transport layer (4), an anti-reflection layer (5), a dielectric layer (6) and a front electrode (7), which are sequentially provided from bottom to top. USE - Poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate/graphene/gallium arsenide structure solar cell. ADVANTAGE - The solar cell has improved filling factor and photoelectric conversion efficiency of the Schottky junction solar cell, compared with the hole transmission structure of epitaxial growth. It has better conductivity, and the material is easy to obtain, the cost is low. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for preparation of the solar cell, which involves vapor-depositing back electrode on one side of the clean N-type gallium arsenide substrate, annealing to obtain back electrode/N-type gallium arsenide substrate, transferring graphene layer to the other side of the substrate, drying to obtain back electrode/N-type gallium arsenide substrate/graphene, uniformly mixing poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate aqueous solution, organic solvent and surfactant to obtain a poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate spin-coating solution, spin-coating the poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate spin-coating solution on the graphene layer, annealing to form poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate hole transport layer, evaporating alumina on the poly(3,4-ethylenedioxythiophene)-polystyrene sulfonate hole transport layer to obtain the anti-reflection layer, processing dielectric layer around the anti-reflection layer, coating front electrode material on the boundary between the dielectric layer and the anti-reflection layer to form a front electrode, and drying.
