▎ 摘 要
NOVELTY - The method involves: (a) mixing oxidized graphene solution, noble metal precursor solution and reducing agent to obtain mixed solution; and (ii) carrying out hydrothermal reduction reaction to mixed solution. A noble metal in the noble metal precursor solution is gold or platinum. The reducing agent is ascorbic acid, hydrazine hydrate and/or sodium borohydride. USE - Graphene-supported noble metal powder used in Schottky device (claimed). Uses include but are not limited to photoelectric detector, light emitting diode, solar cell, metal-semiconductor field effect transistor and sensor. ADVANTAGE - The method enables to prepare graphene-supported noble metal powder that has high Schottky barrier height, and the deviation of the ideal factor relative to the theoretical value is small. The method utilizes raw material that is easy to obtain, has simple steps, low cost, good control flexibility, and easy control of noble metal doping concentration. The graphene-supported noble metal powder is not easy to agglomerate, has good conductivity, can replace noble metal electrode material, and is directly coated when using, without need to transfer of the graphene film, and does not need to independently prepare metal nano-particles and graphene film to compound, which is more convenient. DETAILED DESCRIPTION - INDEPENDENT CLAIMS are also included for: (1) a Schottky device; and (2) preparation method of the Schottky device.
