▎ 摘 要
NOVELTY - Hole-shaped magnetic tunnel junction terahertz wave detector comprises an anti-ferromagnetic layer, a pinned layer, a barrier layer, and free layer, the material of the anti-ferromagnetic layer is hard magnetic antiferromagnetic material, the pinned layer is set on the anti-ferromagnetic layer, the material of the pinned layer is metal or semi-metal with high spin polarizability, the barrier layer is set on the pinned layer, the free layer is set on the barrier layer, the material of the free layer is soft magnetic material with weak magnetic anisotropy, the free layer is provided with a hole, and the graphene sheet is set on the barrier layer on the bottom of the hole. USE - The detector is useful for basic research field and application field and magneto-optical device. ADVANTAGE - The detector has high terahertz wave detection sensitivity, and uniformly changes the temperature of the barrier layer, changes the magnetic tunnel junction of the magnetic resistor, allows the graphene sheet to absorb and generate heat, changes the quantum tunneling characteristic of barrier layer to change magnetic tunneling characteristics of magnetic resistor in efficient manner.
