NOVELTY - A high sensitivity, high linearity detector comprises a contact electrode, graphene transparent conductive electrode, p-absorption region, multiplication region, n+ ohmic contact region, and n+ ohmic contact electrode. The doping concentration of the p-absorption area is 1x 1016-5x 1017 cm-3. USE - High sensitivity, high linearity detector for light receiving devices used for underwater optical communication and optical detection (all claimed). ADVANTAGE - The detector has low electron hole recombination probability, improved photo-induced carrier life, such that the green light on the device surface can be directly absorbed to generate electron-hole pairs, which avoids the loss of the absorption region before the response increases in the blue-green light wave band of the detector.
