▎ 摘  要

NOVELTY - The modulator has a dielectric layer (11) provided between electrodes (12, 13), where one of the electrodes comprises a two-dimensional (2D) high mobility graphene layer. Chemical doping is performed on the graphene layer to control a Fermi level of a graphene. The dielectric layer comprises a dielectric substance having a relative permittivity of greater than or equal to 2.0. An optical adjustment layer is provided between the dielectric layer and the graphene layer. The electrodes are provided on a transparent material semiconductor silicon substrate in a wavelength region. USE - Excellent optical modulator for use in a light receiving unit of an imaging device of a display apparatus (all claimed) e.g. LCD and organic electro-luminescence display. ADVANTAGE - The modulator electrically controls transmitted light intensity of the light of a desired wavelength range at high speed and to obtain an optical modulator of reduced size so as to the modulator used in the light receiving unit in the imaging device, so that a dynamic range can be easily extended and an excellent imaging device can be realized. The modulator is used in the light emitting unit in the display apparatus, so that gradation can be easily expressed and an excellent display apparatus can be realized. The modulator can easily perform optical modulation by applying the voltage between the electrodes. The modulator has a structure in which the electrodes are formed on surfaces of the dielectric layer, so that thinning and reduction can be easily obtained. The modulator has a parallel plate condenser structure, so that the manufacture process is simple. The graphene layer configures the electrodes having thickness of an atomic layer, so that the modulator has small loss in transmitted light by reflection. The modulator obtains the transmittance modulation width that can be increased depending on the number of stages of the modulator. DETAILED DESCRIPTION - The dielectric substance is selected from the group consisting of silica, alumina, hexagonal boron nitride, Hafnium oxide, zirconium di-oxide, Zinc oxide, Titanium di-oxide, indium gallium- doped zinc oxide, Silicon nitride, Gallium nitride, strontium titanate, barium titanate, lead zirconate titanate, lead titanate, lead lanthanum zirconate titanate, calcium fluoride, polyvinylidene fluoride, amorphous fluororesin, ionic liquid and liquid crystal. INDEPENDENT CLAIMS are also included for the following: (1) an imaging device (2) a display apparatus.
