▎ 摘 要
NOVELTY - The memristor has a 2D material layer (301) whose bottom is attached to a quantum dot modified porous structure layer (401). The top of the 2D material layer is connected with a transparent top electrode layer (201). An optical waveguide layer (101) is a ridge-shaped optical waveguide which has the function of transmitting light. The light is vertically injected into the 2D material layer and quantum dots through a wedge-shaped output end of the optical waveguide layer. A porous structure layer is modified. The material of the ridge optical waveguide layer includes gallium nitride, silicon nitride, aluminum nitride, silicon carbide, silicon and silicon oxide. The material of the quantum dot includes cadmium telluride, cadmium selenide, indium phosphide, zinc sulfide, cadmium sulfide, graphene, graphene oxide, redox graphene and sodium yttrium fluoride. USE - Photoelectric nerve synaptic memristor of photoelectric neurosynaptic device array (claimed) for controlling photoelectric signals, low energy consumption, simulating neurosynaptic functions, and accelerating neuromorphic calculations. ADVANTAGE - The photoelectric nerve synaptic memristor combines the accurate control of the light by the top optical waveguide, so that the structure device has controllable photoelectric signal transmission, the array has a large range of preparation potential, and has strong controllability, excellent performance, high density storage calculation, artificial synaptic simulation, artificial intelligence and so on field application, which is good for searching the working mechanism of new-type brain-like application.
