NOVELTY - The optoelectronic device has a channel layer (110) that is stacked on a substrate (100). The source and drain electrodes (130,120) are spaced apart and stacked on the channel layer. A photoelectroactive layer (140) is stacked on the channel layer between the source and drain electrodes. The photoelectroactive layer is molybdenum ditelluride. The channel layer comprises graphene. The molybdenum ditelluride layer forms carriers by irradiated light. The graphene layer operates as a channel for transferring the generated carriers. The type of carrier generated varies according to the energy of the irradiated light. USE - Optoelectronic device with variable photocurrent. ADVANTAGE - The optoelectronic device has variable photocurrent characteristics. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for a control method of the photoelectric device.
