NOVELTY - Gallium oxide X-ray photodetector device, comprises substrate layer made of an insulating material. The gallium oxide absorbing layer is positioned on the surface of the substrate layer and is used for generating photo-generated charge carriers under the excitation of X-ray signals. A patterned electrode is positioned on the surface of the gallium oxide absorbing layer to collect the photo-generated charge carriers from the gallium oxide absorbing layer and output an electrical signal. USE - Gallium oxide X-ray synaptic device for use in medical health field based on detection of X-Ray technology and imaging device e.g. solid semiconductor x-ray detector. ADVANTAGE - The device has non-toxic, high temperature resistance, excellent performance of radiation resistance, and high working temperature, pressure, anti-radiation and sensitivity, and is easy to cause serious pollution to the environment, and harm to human body.
