▎ 摘 要
NOVELTY - The battery has a gold back electrode overlapped with an indium phosphide epitaxial layer, a titanium dioxide hole blocking layer, a graphene layer and an aluminum oxide anti-reflection layer from bottom to top directions. The aluminum oxide anti-reflection layer is connected with a circular part of a silver contact electrode, where thickness of the aluminum oxide anti-reflection layer is about 20-100nm. The silver contact electrode is connected with the graphene layer. The indium phosphide epitaxial layer is a zinc doped indium phosphide epitaxial layer, where thickness of the indium phosphide epitaxial layer is about 0.35-1.2mm. USE - Indium phosphide-graphene solar battery. ADVANTAGE - The battery utilizes a titanium dioxide energy band structure to increase carrier mobility of a photovoltaic element, thus increasing service life of a minority carrier, adds graphene with high light transmittance, rapid carrier transmission speed and high working function on titanium dioxide, and increases potential energy of carriers by utilizing energy level gradient difference, thus improving conversion efficiency of an indium phosphide battery main body.
