NOVELTY - Invention relates to electromagnetic radiation detectors in the terahertz frequency range using nonlinear plasma response of a two-dimensional electronic system. Graphene based detector comprising a nonlinear element on a nanostructure with a two-dimensional system, wherein two-dimensional conducting layer used is high-mobility graphene with implementation of nonlinear element in form of asymmetric conducting gates, using tunnel effect, using contact potential difference. USE - Physics. ADVANTAGE - Technical result of the invention is higher sensitivity and faster operation, due to record for two-dimensional mobility systems in graphene at room temperature, which enables more efficient excitation of relativistic plasma excitations in a two-dimensional electronic system. 1 cl, 5 dwg
