NOVELTY - An electronic packing material comprises 0.5-3 wt.% graphene oxide, 35-65 wt.% silicon carbide and balance aluminum alloy powder comprising Al-40Si alloy powder; prepared by preparing mixed powder, preparing capsule, and physical sintering. USE - Electronic packing material. ADVANTAGE - The product has density of 3.1 g/cm3 and thermal conductivity of 180 W/(m.K). It has improved comprehensive performance of military electronic equipment suitable for portable devices, aerospace and other military-power hybrid circuits for weight-sensitive areas, microwave tubes carriers, multi-chip components heat sinks, and ultra-high-power module packaging materials.
