▎ 摘  要

NOVELTY - Preparing graphene/gallium arsenide solar battery with an array-type micro-nano lens structure comprises (i) preparing back electrode (5) on the surface of gallium arsenide substrate or an epitaxial wafer, (ii) transferring graphene to another surface of the gallium arsenide substrates or an epitaxial wafers using wet transfer, (iii) drying, preparing gate electrode (2) on the graphene surface, (iv) spin-coating the nano-imprint glue on the surface of gate electrode, and semi-curing into thin film, and (v) preparing thin film into surface array micro lens pattern by using nano-imprint technology to obtain graphene/gallium arsenide solar battery with an array-type micro-nano lens structure. USE - The graphene/gallium arsenide solar battery with array-type micro-nano lens structure is used in photovoltaic field. ADVANTAGE - The graphene/gallium arsenide solar battery has higher light utilization efficiency, enhances battery surface light absorption, and improves photoelectric conversion efficiency. The film with micro-lens structure collects incident light on the battery surface. The method reduces process cost. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for a graphene/gallium arsenide solar battery with an arrayed micro-nano lens structure prepared by above mentioned method.
