NOVELTY - The programmable storage unit has upper electrode, lower electrode, and a graphene oxide layer which is disposed between the upper electrode and lower electrode and used as storage medium layer. The lower electrode is made of cobalt, copper, tungsten, nickel, zirconium, tantalum, tantalum nitride, titanium, titanium nitride, zinc, or aluminum, while the upper electrode is made of one of palladium, tantalum, titanium, tantalum nitride, titanium nitride, copper, aluminum, platinum, tungsten, nickel, ruthenium, ruthenium-tantalum alloy, platinum-titanium alloy, and nickel-tantalum alloy. USE - Disposable programmable storage unit for disposable programmable storage (claimed). ADVANTAGE - Allows the graphene oxide layer to be changed into a conductive lower resistance state under heating condition since an electric programming signal is deviated between the upper electrode and lower electrode.
