▎ 摘  要

NOVELTY - An electronic packaging material comprises matrix and reinforcement composition. The matrix comprises aluminum and aluminum alloy powder. The reinforcement composition comprises 0.5-3 wt.% graphene oxide, 35-65 wt.% silicon carbide particles and remaining aluminum powder. The aluminum alloy powder comprises 50 wt.% aluminum-silicon and 50 wt.% aluminum powder. USE - Electronic packaging material used for military electronic equipment, portable device, aerospace component, power hybrid circuit, microwave carrier tube, multi-chip heat sink module and super power module encapsulating material. ADVANTAGE - The electronic packaging material is lightweight and prepared having a density of less than 3.1 g/cm3 and thermal conductivity of greater than 180 W/(mK), and improves the overall performance.
