▎ 摘  要

NOVELTY - Metal-based composite material comprises a base and a reinforcing body, where base is a copper alloy, and reinforcing body is aluminum nitride (AlN) particles with 30-50 wt.% substrate and 10-20 wt.% graphene to mass of substrate. USE - Metal-based composite material for electronic packaging. ADVANTAGE - The metal-based composite material in which thermal expansion coefficient and thermal conductivity are adjusted by controlling its content, overcomes problem of mismatch of thermal expansion coefficient in composite material, achieves high thermal conductivity, has thermal conductivity up to 262W/(m.K), lowest thermal expansion coefficient of 4.5x 106/K and has good application prospect. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for a method for producing metal-based composite material for electronic packaging, which involves: (A) preparing AlN powder into particles with a particle size of 100-300 meshes; (B) mixing the copper powder, molybdenum powder, graphene and AlN particles, and performing wet ultrasonic dispersion, uniform dispersing and cold forming to obtain cold-formed material; and (C) carrying out heating, pressurizing and infiltration treatment of obtained cold-formed material under vacuum condition to obtain final product.
