NOVELTY - The device has a conductive semiconductor layer arranged on a substrate. An active layer is formed on the conductive semiconductor layer. Another conductive semiconductor layer is formed on the active layer. A graphene layer is formed among the conductive semiconductor layers and the active layer. A photonic crystal structure is provided with multiple graphene columns. Multiple holes are formed in the grapheme columns. The latter conductive semiconductor layer is a p-type semiconductor layer. USE - Graphene photonic crystal light emitting device. ADVANTAGE - The active layer reflects light inside the device, so that optical extraction efficiency of the device is increased. The graphene layer prevents reflection of light, thus increasing thermal performance of the device.
