NOVELTY - Perovskite-crystal silicon laminated battery comprises perovskite top battery and TOPCon silicon bottom battery, from front of light receiving to back comprises top electrode (1), transparent conductive layer (2), buffer layer, electron transport layer (5), n-type doped polysilicon layer, first tunneling oxide layer, n-type single crystal silicon substrate (8), second tunneling oxide layer, p-type doped polysilicon layer (10), silicon nitride layer (11) and bottom electrode (12). USE - Perovskite-crystal silicon laminated battery used in solar energy battery field. ADVANTAGE - The battery has effectively realize tunneling composite of a carrier, and is convenient to process, and effectively reduces preparation cost of the laminated battery, reduces photoelectric loss of a tunneling junction in the laminated battery and improves photoelectric conversion efficiency of the laminated battery. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for a method for preparing perovskite-crystal silicon laminated battery, which involves: (A) preparing a first tunneling oxide layer and a second tunneling oxide layer on the upper and lower respectively of the n-type single crystal silicon substrate; (B) preparing n-type doped polysilicon layer on the first tunneling oxide layer on the upper surface of the n-type single crystal silicon substrate; (C) preparing p-type doped polysilicon layer on the second tunneling oxide layer on the lower surface of the n-type single crystal silicon substrate; (D) preparing a silicon nitride layer on the p-type doped polycrystalline silicon layer on the lower surface of the n-type single crystal silicon substrate; (E) preparing the hole transport layer of the perovskite top battery on the n-type doped polycrystalline silicon layer on the surface of the n-type single crystal silicon substrate; (F) constructing to obtain the tunneling junction of the laminated battery; (G) preparing orderly perovskite layer on the hole transport layer, an electron transport layer, a buffer layer and a transparent conductive layer; and (H) preparing the top electrode and bottom electrode at the two sides respectively the built laminated battery to obtain the laminated battery.
