▎ 摘  要

NOVELTY - Electronic device comprises graphene field effect transistor (GFET) and noise suppression means comprising modulation unit configured to generate and apply to gate electrode structure (G) of GFET, a voltage oscillating time-dependent signal (Vg) having at least one component with frequency (fm) and that oscillates between first (Vg1) and second (Vg2) voltage values selected so that charge carrier density of graphene channel of GFET is modulated around charge neutrality point of graphene between charge carrier density values at least at fm. The noise suppression means comprises control unit and demodulation circuit which is complementary metal oxide-semiconductor (CMOS)-implemented and that comprises alternately switchable first and second circuital branches, under the control of control unit, to demodulate at least electrical signal of frequency fm of modulated electrical current circulating through graphene channel under modulation around charge neutrality point of graphene. USE - Used as electronic device. ADVANTAGE - The electronic device suppresses noise. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is also included for suppressing noise for the electronic device.
