NOVELTY - Preparing reduced graphene oxide-indium(III) oxide nano-microspheres composite material involves weighing certain amount of indium trichloride tetrahydrate, dodecylamine and dissolving in 35 mL absolute ethanol, where concentration of indium trichloride tetrahydrate is 0.02-0.05 moles/L and dodecylamine is 0.02-0.05 moles/L. The molar ratio of indium trichloride tetrahydrate and dodecylamine is 1:(1-2). The ultrasonic dispersion is performed in 50 mL ethanol solution. The certain amount of with aminopropyl triethoxysilane is added at 60 degrees C and stirred for 4 hours to obtain precipitate. USE - Method for preparing reduced graphene oxide-indium(III) oxide nano-microspheres composite material for metal oxide semiconductor technology (claimed). ADVANTAGE - The method enables to prepare reduced graphene oxide-indium(III) oxide nano-microspheres composite material in simple manner which has excellent performance. DETAILED DESCRIPTION - Preparing reduced graphene oxide-indium(III) oxide nano-microspheres composite material involves weighing certain amount of indium trichloride tetrahydrate, dodecylamine and dissolving in 35 mL absolute ethanol, where concentration of indium trichloride tetrahydrate is 0.02-0.05 moles/L and dodecylamine is 0.02-0.05 moles/L. The molar ratio of indium trichloride tetrahydrate and dodecylamine is 1:(1-2). The ultrasonic dispersion is performed in 50 mL ethanol solution. The certain amount of with aminopropyl triethoxysilane is added at 60 degrees C and stirred for 4 hours to obtain precipitate. The precipitate is centrifuged and washed with ethanol and dried at 60 degrees C, where mass-volume ratio of 1-2 milligram/mL indium(III) oxide and aminopropyl triethoxysilane is (60-100):1. 0.05-0.2 milligram/mL graphene oxide is added and dispersed in 80 mL deionized water to obtain graphene oxide colloid solution. The sample is dispersed in graphene oxide colloid solution and ultrasonically dispersed for 30 minutes to obatin resulting solution. The mass ratio of graphene oxide and indium(III) oxide is 1:(5-10). The resulting solution is transferred to inner reactor at 120 degrees C and hydrothermal reaction is performed for 14 hours. The reaction is washed with deionized water and ethanol precipitation, which is frozen-dried at -50 degrees C for 24 hours to desired product.
