▎ 摘 要
NOVELTY - The component has a first electrically conductive projection (42) for extending into a space (22) from a first electrode (16), and extending partially across a space. A second electrically conductive projection (44) is extended into the space from a second electrode (18) and extended partially across the space. A region of the first projection overlaps a region of the second projection. A graphene structure (24) is placed between overlapping regions of the projections. Ferroelectric material (31, 35) is placed between a graphene structure and projections within the overlapping regions. USE - Integrated circuitry component e.g. switch and so-called cross-point memory cell, for use in various applications. Uses include but are not limited to clocks, TVs, cell phones, personal computers, automobiles, industrial control systems and aircrafts. ADVANTAGE - The component tailoring length and thickness of the graphene structure to achieve desired performance characteristics. The switch is tailored so that current flow along graphene structure increases with increasing voltage differential between electrodes while the switch remains in a state. DESCRIPTION OF DRAWING(S) - The drawing shows a cross sectional view of an integrated circuitry component.
