NOVELTY - Gallium oxide solar blind ultraviolet detector with graphene and polar J-TMD insertion layer comprises a substrate (1), a first gallium oxide channel layer (2), a graphene layer (3), a metal nano-structure layer (4) and a second gallium oxides channel layer(5), further comprising a two-dimensional layered material interface modification layer (6) with a source electrode (7) located on the upper surface of the second-gallium oxide channel layer, and a drain electrode (8) located at the end of the metal drain electrode opposite to the source electrode. The graphene layer is a single layer modified by metal nano structure layer, double-layer or multi-layer graphene. The metal nano structural layer is metal nano particles arranged on the graphene thin film layer combined with the periodic grid of graphene hexagonal structure characteristic flatly spread between the metal nano particle. USE - Gallium oxide solar blind ultraviolet detector with graphene and polar J-TMD insertion layer for use in fire early warning, target identification and information communication.
