NOVELTY - A graphene oxide/polyaniline/gold nano-particle composite material-based memory device has a lower electrode, a middle electroactive storage layer and an upper electrode, where the lower electrode is indium tin oxide conductive glass, monocrystalline silicon and flexible polyethylene terephthalate polyester film surface plated with doped-indium, the middle electroactive storage layer is graphene oxide/polyaniline/gold nano-particle composite material, and the upper electrode is metal aluminum. USE - Graphene oxide/polyaniline/gold nano-particle composite material-based memory device. ADVANTAGE - The graphene oxide/polyaniline/gold nano-particle composite material-based memory device has improved carrier transport capability, better stability and better repeatability. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is also included for a method for preparing a graphene oxide/polyaniline/gold nano-particle composite material-based memory device.
