NOVELTY - The modulator has a source pole fixed with a leakage pole. A transistor array is provided with a substrate, a graphene layer, a buffer layer, a source electrode, a drain electrode and a grid electrode. A regulating unit is connected with a polar plate and a medium unit formed with a field-shaped structure. The source pole and the leakage pole are fixed with the graphene layer. The source pole, the leakage pole and the polar plate are connected with the grid electrode. A graphene transistor array is connected with the regulating unit. The substrate is made of silicon and poly terephthalate. USE - High speed graphene terahertz modulator. ADVANTAGE - The modulator has high modulating efficiency.
