▎ 摘 要
NOVELTY - A graphene-gallium nitride-metal nanoparticle bidirectional LED comprises a sapphire or silicon substrate layer, a gallium nitride layer, a graphene layer, and a metal nanoparticle layer. The graphene layer is provided with a front electrode and gallium nitride layer is provided with a side electrode. The gallium nitride layer is a p-type polycrystalline material and has thickness of 2-10 mu m. USE - Graphene-gallium nitride-metal nanoparticle bidirectional LED (claimed). ADVANTAGE - The LED has enhanced light emission due to the use of metal nanoparticle surface plasmon, excellent luminescent properties due to the use of graphite with high conductivity, improved brightness, and is manufactured by a simple and economical process. DETAILED DESCRIPTION - An INDEPENDENT CLAIM is included for preparation of graphene-gallium nitride-metal nanoparticle bidirectional LED.
