NOVELTY - Complex (100) of heterogeneous two-dimensional materials, comprises: a substrate (110); a first two-dimensional (2D) material layer (120) having a 2D crystal structure on the substrate; and a second 2D material layer (130) between the substrate and the first layer. The 2D crystal structure of the second layer includes phosphorus atoms covalently bonded to each other. The first layer includes graphene, hexagonal-boron nitride, or transition metal dichalcogenide. The second layer has violet phosphorus, and optionally black phosphorus. The layers are formed by locally irradiating a laser beam onto a phosphorus precursor film. USE - The complex is useful in electronic device e.g. mobile phone, personal digital assistant, portable computer, portable multimedia player, global positioning system receiver, digital video camera, digital camcorder, digital photo frame, digital video disk player (DVD), digital camera, portable game machine, portable music player, portable video recorder, portable game console, portable DVD player, moving picture experts group-1 audio layer 3 player, and navigation device. ADVANTAGE - The complex: utilizes 2D material which is stable and has excellent physical properties even at a small thickness of ≤ 1 nm; and utilizes black phosphorus or violet phosphorus which has a high charge mobility and a bandgap unlike graphene, and thus, black phosphorus or violet phosphorus may secure an on/off current ratio.
